Abstract:

This paper presents computer-aided simultaneous signal and noise modeling and analysis of mm-wave FETs considering the wave propagation effects. Based on sliced modeling approach, the influence of a few important factors on the device performances are investigated. The effect of electrode loading, the location and the number of excitation/extraction contact points and the number of slices are studied and it is shown that choosing the optimal cases or values of these factors improves the performance of the mm-wave FETs.
